    FF650R17IE4 Product at a Glance: An Industrial-Grade Power Core That Has Proven Itself

    The FF650R17IE4 is a high-power trench gate field-stop IGBT module from Infineon’s PrimePACK™2 series. It offers a rated current of 650 A, a rated voltage of 1700 V, a peak current of 1300 A, and a total power dissipation of 4150 W. It withstands extreme temperatures ranging from –40 °C to +150 °C. These specifications are backed by a reliable technology platform that ensures excellent performance even under high load and high-frequency conditions.

    The module features two independent IGBTs in a single package, built on Infineon’s fourthgeneration TRENCHSTOP™ IGBT4 technology. An integrated NTC temperature sensor is included, and pre-applied thermal interface material is optionally available – giving engineers a complete thermal management and monitoring solution.


    FF650R17IE4 Hard-Core Technology: Three Key Advantages for System Efficiency

    1. Extremely low switching losses and saturation voltage – tackling energy efficiency head-on. The Trench Field-Stop structure reduces turn-off losses by about 18% compared to conventional planar IGBTs. At the rated current of 650 A, the typical saturation voltage (VCEsat) is only 2.45 V (@15 V, 650 A). Moreover, the positive temperature coefficient effectively suppresses current imbalance, making parallel operation of multiple modules easy. Comparable planar-type IGBTs have a turn-off time of approximately 0.52 µs, while the FF650R17IE4 achieves just 0.38 µs – the loss reduction per thousand switching cycles translates into roughly 3 °C of extra temperature margin for your system.

    2. Excellent vibration and thermal cycling capability – built for harsh environments. The module is designed to meet vibration standards up to 15 g. Its package has a comparative tracking index (CTI) >400 and provides high creepage distances and clearances to prevent electrochemical corrosion and tracking. The copper baseplate together with UL certification ensures stable output even under repeated thermal cycling stress.

    3. Integrated intelligent monitoring – no more blind maintenance. The built-in NTC temperature sensor enables real-time monitoring of the module’s internal temperature, supporting precise thermal management and predictive fault warnings. An input capacitance (Cies @ 25 V) of 54 nF guarantees good compatibility with gate drive circuits.
